高效硅異質結技術-HIT

高效硅異質結技術是指帶有本征層非晶薄膜硅材料的異質結技術。該技術是在n型或者p型的單晶硅片正反兩面一共生長上6層薄膜,其本質是一種薄膜技術。本集團雙面SHJ電池的結構為Ag柵/ITO膜/p型非晶硅膜/本征非晶硅膜/n型單晶硅片/本征非晶硅膜/n型非晶硅膜/背面ITO膜/背面Ag柵。其中的非晶硅薄膜厚度只有5-10nm,可運用非晶硅的常規低溫沉積技術實現沉積(例如PECVD)。正反面ITO薄膜可由濺射法(PVD)制備,產業化成本較低。由于本征非晶硅膜對硅片表面良好的鈍化作用,使得器件的反向飽和電流降低了近2個數量級,電池的開路電壓和光電轉換效率得到大幅提升,可以實現25%以上的電池效率和23%以上的組件效率。高的組件效率可節省占地面積、支架和人工費用等BOS成本。同時,高的開路電壓帶來了較低的溫度系數(-0.29%/℃),使其在實際發電中有更好的電量輸出,相對常規晶硅組件發電量高出~6%。另外,其雙面對稱的電池結構可以實現雙面發電,根據不同的地面狀況和不同的安裝角度,相同裝機容量下相對晶硅單面組件有12-35%的發電增益,可進一步降低度電成本。本集團SHJ電池采用n型的單晶硅片,其組件在實際應用中不存在光致衰減(LID)和電致衰減(PID),環境穩定性更好。

產品特性:電池轉化效率23%以上,組件性能穩定,溫度系數低,高溫下功率輸出高,雙玻封裝壽命可達30年以上,且雙面均可發電,使發電量大幅增加。

目標市場:可廣泛用于分布式電站,光伏建筑壹體化,隔音墻,農/漁光互補,污水處理廠光伏發電,移動能源等市場。
